SR hard X-ray Photoemission Spectroscopy (HaXPES) technique provides a non-destructive method to study the buried interfaces of multi-layer semiconductor stacks. Monitoring the impact of the bias on the semiconductor device by directly correlating “in-operando” electrical measurements with simultaneous HaXPES studies becomes possible.
